Sažetak
Two dimensional simulations of the LARS photodiodes structure with two guard rings are performed. Breakdown voltage of the active region of the proposed structure is simulated with the main goal of the optimization of the guard ring parameters. Responsivity with respect to the thickness of the anti-reflective coating and the wavelength of the incoming light is analyzed.
