Sažetak
The paper describes a method for simulating virtual junction temperature in a semiconductor module in an A.C. servo drive inverter. A simulation model realized using a MATRIXx programme package includes a motor, inverter and a thermal model of a semiconductor module. A THERM user programme was developed to enable the identification of parameters of the thermal model of semiconductor module. Virtual junction overtemperature flows are shown for individual semiconductor devices of the semiconductor module for the operating cycle of the servo drive.
