Doherty Power Amplifier in Horizontal Current Bipolar Transistor (HCBT) Technology

The first RF power amplifier (PA) in low-cost Horizontal Current Bipolar Transistor (HCBT) technology is demonstrated in this paper. Doherty PA is designed for the modern wireless communication devices at 2.4 GHz operating with high Peak-To-Average-Power-Ratio (PAPR) signals. Microstrip technology is used for the design of matching circuits, phase shift lines, and bias networks, with very few discrete components for RF signal coupling and low frequency bypassing. The HCBT Doherty PA provides output power of up to 22 dBm with collector efficiency of 45% over 4 dB of output power back-off (OPBO). Furthermore, the efficiency higher than 41.5% and output power of 19 dBm +/- 1.5 dB is achieved at 4-dB OPBO over the bandwidth of 100 MHz.
